英文摘要	PURPOSE:To keep the excellent heat radiation property by preventing the lateral propagation of the light with the stage error and the bent part provided to the substrate and the active layer respectively and also using no insulator film to the current control layer in order to realize the continuous oscillation of the single mode. CONSTITUTION:The stair-like step difference is formed onto n-type substrate 15. Using this step difference as the substrate, the folowing layers are grown continuously: n-type clad layer 16; non-dope active layer 17; p-type clad layer 18; p-type ohmic electrode formation layer 19; and n-type current control layer 20 capable of selective ethcing to layer 19 respectively. Then insulator film 21 is provided over those layers, and the stripe-shaped window is drilled at the upper part opposing to the area through which the step difference is given to substrate 15. Layer 20 is then etched selectively using film 21 as the mask, and the contact diffusion is given to layer 19 emerging in stripe. After this, film 21 is removed with p-type electrode 22 and n-type electrode 23 provided each. In this structure, the bend of layer 17 is reduced and only the lateral-mode light featuring the lowest order is enclosed, thus obtaining the steady single-mode osciliation. Furthermore, the radiation property can be enhanced with use of layer 20.
