英文摘要PURPOSE:To simplify an optical circuit by directly inputting an optical signal to an oscillation wavelength tunable semiconductor laser device to control an oscillation wavelength. CONSTITUTION:The wavelength of an input light 14 is shortened to be shorter than a band gap wavelength in a waveguide layer 2, and the light 14 is absorbed by the layer 2. An absorbed current flows to a DBR region 9 to which a reverse bias voltage is applied by this absorption, a voltage drop occurs at a load section 11, and an electric field to be applied to the layer 2 in the region 9 is varied. Its refractive index is varied by primary electrooptical effect and Franz-Keldysh effect in the layer 2 of the part. Thus, Bragg's wavelength in a diffraction grating 1A is varied, and an oscillation wavelength to be determined thereby is also altered. Accordingly, the oscillation wavelength is controlled in response to the intensity of the input light 14.
