英文摘要A new optoelectronic device structure is described, whose frequency response is not fundamentally constrained by the recombination time constant for non-equilibrium excess carriers which has limited prior art optoelectronic devices. The device operates by spatially relocating excess carriers (261A, 261B) between two or more regions (205, 207) with different optical emission properties, thereby changing the operating state indicated by the device, e.g., On or Off. Physical mechanisms causing the spatial relocation of carriers, such as drift and diffusion, can be substantially faster than the recombination time constant that governs the performance of prior art devices. Devices in accordance with the invention are more efficient and versatile at high modulation frequencies than devices implemented using the prior art.
