[Also in Division C4] An infra-red laser comprises a doped monocrystalline semi-conductor body maintained at a temperature sufficiently low for free charge carriers to be non-existent (i.e. below 4 K. for Ge and 10-15 K. for Si), radiation in the 30 to 300 micron range being produced by applying a potential sufficiently high to causecharge carriers to collide-with atoms to create ions and free other charge carriers. In this process energy quanta are distributed which causes population inversion of the charge carriers-, from an impurity level to a higher level within the forbidden band and close to the conduction band, subsequent stimulated relaxation causing the.. charge carriers to make an I.R. radiative transition to an intermediate level and thence by way of a non-radiative transition to the impurity level, Fig. 1 (not shown). The semi-conductor body is in the form of a rectangular parallelepiped having aluminium reflecting coatings on two opposed surfaces 12, 14 and ohmic contacts 15, 22 on two other surfaces, one reflective coating being apertured at 13 foroutput extraction. The semi-conductor body is.soldered to a wall of the inner chamber of a Dewar container 16 containing liquid helium, the outer wall of the container including a window 18 for the output radiation formed of polymethyl methacrylate, polyethylene or polystyrene. The semi-conductor may be formed of germanium or silicon doped with arsenic, phosphorous, antimony or boron. A variable resistor 28 is used to limit current flow from a potential source 24 when lasing commences.
