中文摘要Two kinds of In bumps are fabricated; i. e. In columns fabricated by evaporating method and In balls after reflowing In columns. The shear strengths of In columns and that of In spheres are tested; the In spheres enjoy a shear strength 5.6 MPa, which is 2.9 times higher than the shear strength 1.9 MPa of the In columns. In order to explain their properties difference, X ray is employed to analyze In bumps' microstructure. Low shear strength of In columns can be attributed to an ideal (101) fiber texture, while the high shear strength of In spheres stems from the fact that the reflow processing has prevent the In spheres from obtaining the same texture model as that of the In columns.
